Vor rund 25 Jahren entstanden die ersten tragfahigen Ideen, mit Halbleitern hochfrequente elektrische Schwingungen zu er- zeugen. Es folgte eine Periode sturmischer Entwicklung von Halbleiterbauelementen, die die bis dahin auch bei hohen Fre- quenzen dominierenden R5hren auf spezielle Hochleistungsan- wendungen abdrangten. Daruberhinaus wurden fur Halbleiter Fre- quenzbereiche erschlossen, die bisher unzuganglich waren. In den letzten Jahren haben die Halbleiterbauelemente fur das Mi- krowellengebiet im wesentlichen ihre Reife erhalten, abgesehen von den Feldeffekttransistoren, die zu immer h5heren Frequen- zen vorstoBen. Dieses Buch behandelt Halbleiterbauelemente, die im Zentimeter- und Millimeterwellengebiet eingesetzt werden, allerdings mit der Beschrankung auf aktive Komponenten. Der Schwerpunkt liegt auf den Laufzeitdioden und den Gunn-Elementen, den klassischen Halbleiterbauelementen der Mikrowellentechnik. Beide Gruppen von Bauelementen arbeiten mit heiBen Elektronen und nutzen die Laufzeit der Elektronen durch einen geeignet gestalteten Halb- leiterbereich aus. Dagegen werden andere Mikrowellenbauelemen- te, wie Tunneldioden oder Step-Recovery-Dioden, wegen ihrer nur begrenzten Wichtigkeit nicht behandelt. Bipolare Transi- storen geh5ren ebensowenig wie die Feldeffekttransistoren zu den Mikrowellenbauelementen im engeren Sinn, obwohl bipolare Transistoren jetzt schon mit einer Grenzfrequenz von 12 GHz verfugbar sind und damit weit in das hier interessierende Fre- quenzgebiet oberhalb 1 GHz hineinreichen.
